Pouvoir contrôler les propriétés physiques de systèmes quantiques individuels a déclenché l'essor du domaine des technologies quantiques visant à créer de nouveaux composants et machines aux fonctionnalités inégalées par des systèmes physiques classiques. Parmi les systèmes quantiques étudiés, les défauts ponctuels optiquement actifs des semiconducteurs ont l'avantage de se comporter comme des atomes artificiels à l'état solide. Isolés à l'échelle individuelle, ils présentent une émission de photons uniques pouvant être utilisée pour réaliser des communications quantiques. Certains défauts possèdent également un spin électronique contrôlable qui peut servir de mémoire quantique et de capteur quantique nanométrique. Le centre NV du diamant est actuellement le défaut fluorescent de loin le plus étudié, car ses propriétés quantiques peuvent être exploitées à température ambiante.Cependant, la plateforme idéale pour développer des technologies à large échelle est le silicium. Ce semiconducteur a toutefois été laissé de côté en raison de sa faible énergie de bande interdite. De fait, aucun défaut optiquement actif n'y avait été détecté de façon individuelle au début de cette thèse.Après de premiers travaux sur le centre NV et sa dynamique de conversion d’état de charge, le cœur de cette thèse a été consacré à l’étude des défauts fluorescents dans le silicium pour pouvoir les isoler à l'échelle individuelle. Cet objectif a d’abord requis le développement d’un nouveau montage de microscope optique à froid, optimisé pour le proche infrarouge. Les premiers efforts ont été consacrés à la détection d'un défaut à base d'impuretés de carbone, appelé le centre G, qui présente une émission optique aux longueurs d'onde télécom adaptées à la propagation dans les fibres optiques et des propriétés de spin potentiellement avantageuses pour les technologies quantiques. L'exploration d'échantillons de silicium implantés carbone a permis de détecter des centres G uniques, mais également de mettre à jour sept autres familles de défauts fluorescents individuels non répertoriées dans la littérature sur les mesures d'ensembles. En parallèle, des défauts individuels associés à un complexe d'atomes de silicium interstitiels ont aussi été observés dans un autre échantillon de silicium. L'analyse de l'émission de photons uniques de ces différents émetteurs ainsi que leur spectroscopie optique ont permis de mettre en évidence des propriétés inaccessibles sur les mesures réalisées à partir d'ensembles de défauts. La première détection de défauts individuels optiquement actifs dans le silicium ouvre une nouvelle voie d'exploration pour les technologies quantiques dans ce matériau majeur de l'industrie des semiconducteurs. Un des prochains challenges sera notamment de démontrer le contrôle des états de spin associés à ces défauts uniques. Au-delà des applications quantiques, l'étude à l'échelle individuelle des défauts fluorescents du silicium pourrait également apporter de nouvelles découvertes sur ces systèmes d'intérêt à la fois fondamental et appliqué.

The nature of point defects in hexagonal boron nitride (hBN) is of current interest for the potential to alter its optical and electrical properties. The strong interaction between neutrons and the boron-10 isotope makes neutron irradiation a controllable way to introduce point defects in hBN. In this study, we perform Raman spectroscopy, photoluminescence, electron paramagnetic resonance (EPR), and optically detected magnetic resonance (ODMR) characterization of neutron-irradiated monoisotopic (hBN with a single boron isotope) 10 B-and 11 B-enriched hBN crystalline flakes and a pyrolytic BN (pBN) reference sample. In h 10 BN and pBN, neutron irradiation produced two new Raman bands at 450 and 1335 cm −1 , which could be associated with B-related vacancies or defects. The near-bandedge optical emission was also significantly impacted by the neutron irradiation. EPR measurements clarified the origin of a high-spin defect center due to negatively charged boron vacancies, which was recently reported for similar neutron-irradiated hBN crystals. The ODMR experiments further confirmed this assignment. High-temperature annealing partially recovered some of the hBN vibrational and optical properties. Our results are helpful to identify the nature of defects in hBN and enable defect-engineered applications such as quantum information and sensing.

The optical response of 2D materials and their heterostructures is the subject of intense research with advanced investigation of the luminescence properties in devices made of exfoliated flakes of few- down to one-monolayer thickness. Despite its prevalence in 2D materials research, hexagonal boron nitride (hBN) remains unexplored in this ultimate regime because of its ultrawide bandgap of about 6 eV and the technical difficulties related to performing microscopy in the deep-ultraviolet domain. Here, we report hyperspectral imaging at wavelengths around 200 nm in exfoliated hBN at low temperature. In monolayer boron nitride, we observe direct-gap emission around 6.1 eV. In marked contrast to transition metal dichalcogenides, the photoluminescence signal is intense in few-layer hBN, a result of the near unity radiative efficiency in indirect-gap multilayer hBN.

Nonequilibrium dynamics of TO phonons and low-frequency interlayer shear modes are mapped in femtosecond mid-infrared pump-probe experiments. Time-resolved changes of TO phonon absorption reveal a TO phonon lifetime of 1.2 ps, while the low-frequency excitations decay with a time constant of approximately 20 ps. The coupling of intralayer TO and interlayer motions manifests in a quasi-instantaneous redshift of the TO phonon resonance by some 10 cm −1. Theoretical calculations account for the coupling scenario and underline the relevance of inter-phonon interactions for the nonlinear phonon response of few-layer materials.

Being a flexible wide band gap semiconductor, hexagonal boron nitride (h-BN) has great potential for technological applications like efficient deep ultraviolet light sources, building block for two-dimensional heterostructures and room temperature single photon emitters in the ultraviolet and visible spectral range. To enable such applications, it is mandatory to reach a better understanding of the electronic and optical properties of h-BN and the impact of various structural defects. Despite the large efforts in the last years, aspects such as the electronic band gap value, the exciton binding energy and the effect of point defects remained elusive, particularly when considering a single monolayer. Here, we directly measured the density of states of a single monolayer of h-BN epitaxially grown on highly oriented pyrolytic graphite, by performing low temperature scanning tunneling microscopy (STM) and spectroscopy (STS). The observed h-BN electronic band gap on defect-free regions is (6.8 ± 0.2) eV. Using optical spectroscopy to obtain the h-BN optical band gap, the exciton binding energy is determined as being of (0.7 ± 0.2) eV. In addition, the locally excited cathodoluminescence and photoluminescence show complex spectra that are typically associated to intragap states related to carbon defects. Moreover, in some regions of the monolayer h-BN we identify, using STM, point defects which have intragap electronic levels around 2.0 eV below the Fermi level.

Dispersionless energy bands in k space are a peculiar property gathering increasing attention for the emergence of novel electronic, magnetic, and photonic properties. Here, we explore the impact of electronic flat bands on the light-matter interaction. The van der Waals interaction between the atomic layers of hexagonal boron nitride induces flat bands along specific lines of the Brillouin zone. The macroscopic degeneracy along these lines leads to van Hove singularities with divergent joint density of states, resulting in outstanding optical properties of the excitonic states. For the direct exciton, we report a giant oscillator strength with a longitudinal-transverse splitting of 420 meV, a record value, confirmed by our ab initio calculations. For the fundamental indirect exciton, flat bands result in phonon-assisted processes of exceptional efficiency, that compete with direct absorption in reflectivity, and that make the internal quantum efficiency close to values typical of direct band gap semiconductors.
