Nanotubes of transition metal dichalcogenides (TMDs), were firstsynthesized more than a quarter of a century ago; nevertheless, many of theiroptical properties have so far remained basically unknown. Herein, the stateof the art in the knowledge of the optical properties of TMD NTs is presented.First, general properties of multilayered crystals are evaluated, and availabledata on related NTs are analyzed. Then, the technology for the formation andthe structural characteristics of NTs are represented, focusing on thestructures synthesized by chemical transport reaction. The core of this work isthe presentation of the ability of synthesized TMD NTs to emit brightphotoluminescence (PL), which has been discovered recently. By means ofmicro-PL spectroscopy of individual tubes, we show that excitonic transitionsrelevant to both direct and indirect band gaps contribute to the emissionspectra of the NTs despite having the dozens of monolayers in their walls. Theperformance of the tubes as efficient optical resonators is highlighted, whereconfined optical modes strongly affect the emission. Finally, a brief conclusionis presented, along with an outlook of the future studies of this novel radiativemember of the NTs family, which have unique potential for differentnanophotonics applications

La vitrosité des grains est une caractéristique physique importante des grains à évaluer car elle modifie leur comportement au fractionnement en termes de valeurs d’énergie de broyage et de taille des particules produites, soit le rapport de rendement entre les farines et les semoules. La quantité de lumière transmise au travers de coupes de grain de blé tendre (T. aestivum L.) de différentes épaisseurs a été utilisée pour évaluer le niveau de porosité de la microstructure de l’albumen amylacé qui correspond au caractère vitreux (forte porosité) ou farineux (faible porosité) du grain. Nous avons montré que cette quantité de lumière transmise suit une parfaite loi de Beer-Lambert qui permet d’accéder à une quantification absolue de la vitrosité au travers d’un paramètre unique traduisant la microstructure de la matrice albumen.L’évolution de ce paramètre sur des grains de dureté contrôlées, car issues de lignées quasi-isogéniques ne différant que par la présence ou non d’une mutation sur le gène codant la puroindoline B, et cultivés dans deux environnement contrastés permettant d’obtenir des vitrosités distinctes, a été étudié. Les résultats permettent d’évaluer la variabilité de la mesure au sein de chaque lot et de distinguer l’effet respectif de la mutation ou de l’environnement. Ils montrent que dans un environnement favorisant la vitrosité, la présence du gène muté augmente le niveau de vitrosité, ce qui est en accord avec des études que nous avons précédemment réalisé, en utilisant ces mêmes lignées et une détermination relative de la vitrosité au farinotome de Pohl.Pour chaque lot de grains, l’évolution de ce même paramètre au sein des différentes parties (centrale, basale, apicale) de l’albumen de chaque grain, de part et d’autre du sillon, a également été étudié. Les résultats mettent en évidence que les extrémités du grain apparaissent plus poreuses que les joues, notamment la zone au-dessus de l’embryon en accord avec le rôle physiologique de cette zone.Ces travaux permettent une meilleure évaluation de la microstructure de l’albumen du blé et du rôle potentiel des gènes codant les puroindolines qui jouent sur l’adhésion granules d’amidon-réseau protéique et celui des conditions environnementales qui affecte la porosité.

Herein, the interest of cubic silicon carbide as a template for the growth of AlGaN/ GaN high electron mobility transistor (HEMT) heterostructures on silicon substrates for high-frequency operation is shown. On the one hand, 0.6-0.8 μm-thick 3C-SiC grown by chemical vapor deposition on intrinsic silicon substrate having initial resistivity superior to 5 kΩ cm enables the metalorganic vapor phase epitaxy of GaN buffer layers with propagation losses below 0.4 dB mm À1 at 40 GHz and 0.5 dB mm À1 at 67 GHz. On the other hand, an HEMT heterostructure is grown on 1.5 μm-thick 3C-SiC on 4 off-axis silicon substrate having an initial resistivity superior to 200 Ω cm that allows to keep a sufficiently resistive epilayer stack limiting the loss up to 0.78 dB mm À1 at 40 GHz. Device process developed on a piece of the 100 mm diameter wafer leads to the demonstration of DC transistor operation with low leakage currents. Compared with direct growth on silicon, these templates enable reduced radio frequency (RF) propagation losses that are very interesting for high-frequency transistors and circuits operation.

This study presents a push-push oscillator architecture based on differential gate equalisation to enhance theoscillation frequency while providing relatively high output power with ultra-compact layout form factor. The frequencyenhancement is derived as a function of the equivalent RLC model of the oscillator's main constituents. The proposed principleis applied to a terahertz oscillator in the 200-300 GHz range to mitigate the excessive substrate and skin effect losses instandard digital 65-nm complementary metal-oxide-semiconductor technology at such high frequencies. The design concept isvalidated using two single-stage push-push oscillators. The first oscillator shows -8.1 dBm output power at 250 GHz oscillationfrequency and -106.8 dBc/Hz phase noise at 10 MHz offset while consuming 76 mW power from 1.5 V DC supply voltage. Thechip area is 200 × 250 μm². The second oscillator provides -14.8 dBm output power at 285 GHz and -106 dBc/Hz phase noiseat 10 MHz offset with 80 mW power consumption from 1.5 V DC supply. The chip area is 200 × 200 μm^2.
